Direct-to-chip two-phase cooling using micro-structured evaporative cold plates and benign dielectric working fluids. Better heat transfer to handle higher heat loads (watts) and heat fluxes (watt per cm2) with more uniform temperatures than water-based liquid cooling. Options available for passive (pumpless) circulation and waste heat recovery. Cold plates are leak-proof: hermetically sealed all-metal, with no plastic parts, O-rings or gaskets.
